Abstract

The ferromagnetic (Ga,Mn)N epitaxial films were studied by transmission electron microscopy. These films were grown by a plasma enhanced molecular beam epitaxy (PEMBE) under ultrahigh vacuum conditions. The expansion of lattice parameter by doping Mn was revealed by high-order Laue zone measurements.
